研究情况
近5年来,主要从事无铅焊料及界面研究,表面纳米结构在电子封装领域的应用,铜合金引线框架失效机制分析及相关解决方案,低温互连技术及互连可靠性等领域的研究,主持教育部、上海科委、宝钢、上海检验检疫局等多个项目的研究工作。作为主要实施人参加了科技部国际合作,科技部重大项目以及国家自然科学基金等项目的研究,协助毛大立,李明教授等指导了6位博士,其中3位已经毕业。指导和协助指导硕士研究生15位。发表论文60余篇,其中SCI检索论文约30篇,申请专利7项。
